Three-phase MOSFET modules serve as solid state switches for ac drive electric motors. The metal-oxide–semiconductor field effect transistor primarily act as rectifiers for ac power flowing to brushless industrial motors or to motor controllers in automobiles. The modules can also do power factor correction and dc–dc power conversion in battery-powered vehicles and cordless tools. Littelfuse subsidiary IXYS produces three phase trench MOSFET modules with fast reverse diodes in full bridge and six pack configurations.

  • Available with typical current ratings from 50 A to 300 A
  • Very low to low on-state resistance ratings from 1.1 mΩ to 24 mΩ
  • Typical current rise times between 50 ns and 110 ns
  • Typical current fall times between 40 ns and 100 ns
  • Minimum isolation voltage ratings of 1 kVrms
  • Maximum virtual junction temperatures of 175 ℃
